What is the size of the supersparc IIi MCM ?
Is it the same size as a Supersparc IIi PGA (not lga) ?

The sparc MCM is very heavy (ceramic+HS).

UltraSparc MCM is really cool.
Can't believe Ultrasparc will be produced at MCM format in 2007 (date code 0701). |

The dMCM package solution measures
45x45mm, translating to a greater than 75% decrease in
body size. The 300MHz 0.25um, ASIC, flip chipped
CPU die measures 12x12mm, the EMI filter is
2.2x1.45x2.2mm, the clock crystal is 3.7x6.2x1.2mm.
Surface mount components include a 8L-SOP PLL, 8L-
SOL ECL, 3 119L-PBGA SRAMs, a SOT-23 diode, 191
passive capacitors, 130 passive resistors, and a 280 & 40
pin connector _________________ New for 2025! The CPU Shack has a co-processor!

are you sure about the datecode? I think it might be 2001 year 7 week according to cpushack's explanation. |
not quite sure but date code format for sun cpu usually in YYMM format. |
