These are truly massive chips, and are a BGA MCM. They are made by (for) Juniper Networks for there high end networking gear
Probably a large SoC die with a couple memory died all on a package thats larger then a Socket 7

These were made in 2019 and are likely samples

Looks like it's HBM memory plus main die sitting on enormous silicon interposer, must be pretty expensive thing.
