I decided to play with a dead cpu and see what I could do. Using hammer and anvil [& fire ] techniques, I managed to get a few semi-clean die shots. Any guesses? I'll post the S-Spec if nobody can get it right.


Personally, I would need some hints. Just ask  |

pictures of any flip-chip is as good as

It's from a flip chip with an IHS
BTW The functional or visual part of the die is face down on the PCB |

That is really close but this package didn't have an EE.

If you're curious, want to do it, use a dead / damaged CPU. Don't waste a perfectly good CPU please!
I used a butane torch and held the chip with a wrench until the IHS was red hot. I used pliers and popped the IHS off. Note this was a CPU with the IHS soldiered on. I torched the underside and corners (trying to stay off the die itself) until it burned. After it was cooked well done all the way through the die had actually removed itself from the charred PCB. Just a little bit of heat directly to the underside of the die burned away any remaining material, exposing what is in the pictures. I'm sure this method wouldn't work with ceramic for obvious reasons, sorry doccybrown. |
