Hi guys,
I promised to post my way of opening the 603e MCM included X-Ray pictures. Well, I expected to see more with the X-Ray, but I had to
power up the X-Ray system to very high level to get trough the
very thick heatspreader. And therefore the dies become invisible. .
Anyway some nice pics, and I was able to figure out where the dies
are mounted because of the vias into the ceramic. On one picture,
which I did in an 45 degree angle, you can see very nice the connections
trough the ceramic substrate.
To remove the heatspreader I went with my old methode, drill the
hole on the right position, and then press with a screw against the
ceramic, well, and the outcome is very nice I think. I decided to remove
the solder-pins because they are anyway too weak. I cut them with
a carpet-cutter, and cleand the surface afterwards with a special polish.
Is also a very acceptable outcome from my pov. All right guys, I hope
you enjoy the pictures and thanks for any feedback.

Really crazy to tell my wife I'm going to buy a X-Ray equipment to take the beautiful photos for cpus. |

Great image of inner interconnections!
And dies have different colors, nice!
Can this equipment change the wavelength?
Not sure but probably you can tune it to the see Si through Al.
(They have different absorptions depending on wave length). |
