I'm worried that the black die underfill may be dissolved as well...

I got Power today!
I thought I had a Power4+ in the lot, but unfortunately not...
The Power5 MCM can be separated from the heatspreader same as Power 4. Heating is longer as the copper mass is even heavier on them.
Still don't know how to remove the white stuff (which I tried on single chip version of the Power4). Heat does work to clean the surface of the die, but not so well on the side as it damages the underfill. It is made of some sort of ceramic cement, so not sure it can be dissolved at all. I have a broken MCM to play with and try solutions. |

I use the heat sinks as nice and unusual desk tidies....
They are worth hardly anything as scrap and are such unusual items - shame to waste them eh? _________________ best rgds.
