green ceramic ID ?

Does anybody have an idea what this might be? It's a 46x46 BGA (apprx) , die is about 1 inch = 25mm that is mounted on what feels like a green ceramic package!
Also, it came with a bunch of older HP chips (and thus may be from HP also, but not sure).

on second thought though that looks like it had a heatspreader on it at one time, and I bet it was gold

It's likely from HP. I brought some HP proto from that guy a while ago and it also came with green substrate ceramic chips (different ones though).

Sort-of looks like an NEC SX-ACE supercomputer chip?
(same green ceramic, similar layout)
