Nice!
So instead of four cache dies as on the datasheet pic
it has only two, but probably with doubled size.

Fairly easy to open, lock the metal cap in a lathe (not the ceramic substrate) and use a metal saw to cut all 4 corners. Aluminum is not hard, so a long hand saw is perfect for the job, it will also ensure that you will cut in the heatspreader at the same level.

The right spot for this chip is around 7mm from the border.

When deep enough you will see an opening. Repeat on 3 edges, the last may not need to be cut. Pry it open with a flat blade screwdriver and voila!

The datasheet is preliminary, so maybe they changed the cache design and die layout for production... or there's a later revision of the MCM which we have obtained.

Got a couple of these Jewels so I tried and succeed with the screw method at the third attempt.

First attempt: weak screw, broke in half.
Second attempt: failed with the diameter of the hole, too big.
Third attempt: got a really thought screw.

Really nice MCM once is open.

Also, updated PDF URL (original link seems broken): ftp://ftp.software.ibm.com/rs6000/PPC_support/misc/odyssey_planar.pdf

Ouch! To me, drilling through a factory original, attached heatspreader (which I consider part of the package and part of the value) is sacrilege! I am sure there are less damaging ways to remove the heat spreader (in fact, I am sure there have been a few posts describing methods).

I've successfully, easily and quickly opened up 5 of these myself, using the screw method and no debs3759, there is absolutely NO way to remove the covers without damaging them, trust me I've tried and neither heat nor pressure works to get them to come off...

By the way, we have seen this MCM a lot in trading and collective but I’m unable to find where was used this processor.

Does some knows where was used?
